3、ls(includingcrystalsurfacesclusters)inthewldatthepresenttime.Thismethodgiveshighprecisiontothecalculationresultsbecauseoffullpotentialadopted.Thestudyofsemiconductclustershasbecomememeimptant.ManyresultsaboutSiclustersGe

4、clustersareacceptedwidely.GaAsclusterisanimptantmaterialinthemicroelectronicphotoelectricfield.ButpresentstudiesdominantlyfocusontheGaAsclustersthatisthenumberofatomsisonlyafew(aboutten).ThestructuresstabilitiesofGa7As7c

5、lusteritsionshavebeenstudiedusingtheFPLMTOMDmethod.Ourcalculatedresultssuggestthatthegalliumatomsinthemixedclusterareusuallyoncappedatomplaceswhichneedsfewerbonds.MostofthestructureshaveanEgbetweenthehighestoccupiedmolec

6、ularbitalthelowestunoccupiedmolecularbital(HOMOLUMO)largerthan1eV.Allthestablestructureswithfourteenatomsaresingletstatebecausetheyhaveevennumberofvalenceelectronsfurthermealltheelectronsarepairedtogetherintheirrespectiv

7、emolecularbitals.OngingthestablestructuresoftheGa7As7clustertheyundergoseverestructuraldisttionwhichdependsontheamountofgetheirstructures.InadditiontheHOMOLUMOgapsofGanAs10n(n=010)clustersdependstronglyonclustercompositi

8、on.ClusterswithevennumberofGaatomsgenerallyhavelargerHOMOLUMOgapsthanthoseclusterswithoddnumberofGaatoms.ItshowsanevenoddalterationwiththenumberofGaatoms(Asatoms)inthecluster.Thestudyoftheeffectofgalliumheteroatomonthege

9、ometricstructuresstabilityofAs(n=46)clusterssuggeststhattheshterAsAsbondisreplacedbythelongerGaAsbondbecauseofthegalliumheteroatomwhichmakesthepureAsclusterundergoseriousdisttionbutitdoesnotchangethebasicgeometricalconfi

10、gurationsofpureAsclusters.AmongGaAs3clustersGaAs4clustersthemoststablestructuresaregotbyreplacingthemoststablepureAs4pureAs5clustersrespectivelybutamongGaAs5clustersreplacingthesecondmoststablepureAs6clustersproducesthem
